ResumoSince the realization of the first blue-green diode laser in 1991 their is a need for alternative and complementary II-VI materials with band gaps in the deep blue and UV spectral region. In this paper we report on the growth and characterization of (ZnS)m/(CdS)n superlattices (SL) and ZnS/(CdS)n/ZnS quantum wells (QW) with n,m in the range of 2 to 8 monolayers. All structures were grown on (100) GaAs substrates by molecular beam epitaxy using elemental Zn, Cd and S effusion cells. The growth temperature was about 200ºC. The evolution of RHEED pattern for different growth conditions was investigated. The SL's were investigated by high resolution x-ray diffraction. The (002) diffraction pattern shows that the position of the zerothorder peak, which reflects the average lattice constant of the SL is close to the GaAs substrate peak. The exact SL periode is calculated from the spacing of the satellite peaks and is good agreement with those estimated from the growth rates. Photoluminescence (PL) measurements were performed in He-bath cryostate at 2 K under 300nm UV excitation. All superlattices show a single intense peak around 450nm, depending on n and m with a typical FWHM of 65 meV. The ZnS/CdS/ZnS single QW structures containing n=1 to 5 monolayers thick CdS show ultraviolet photoluminescence at wavelength as short as 380 nm.
